This paper presents a systematic methodology for characterizing and suppressing substrate-borne interference using optimized deep N-well guard ring geometries integrated within a 28 nm bulk CMOS process node. Electromagnetic co-simulation combining finite-element substrate modeling with Spectre RF periodic steady-state (PSS) noise analysis was employed to quantify coupling attenuation as a function of guard ring segmentation density and well contact pitch. This paper presents a systematic methodology for diagnosing and suppressing substrate-borne interference through the implementation of differential guard ring topologies combined with deep n-well isolation structures. Electromagnetic co-simulation using a calibrated substrate resistance network model was employed to characterize coupling pathways across 22 nm FinFET process nodes. The proposed guard ring configuration achieved a 14.3 dB reduction in phase noise at a 1 MHz offset from a 5.8 GHz carrier, while simultaneously improving figure-of-merit by 6.7 dBc/Hz relative to conventional single-ended shielding approaches. Al₂O₃/HfO₂ bilayer and single-layer SiO₂ gate dielectrics were benchmarked against thermally grown gate oxides under identical biasing and thermal stress conditions. Capacitance–voltage profiling, pulsed I–V characterization, and deep-level transient spectroscopy (DLTS) were employed to quantify interface trap density (Dit), threshold voltage instability (ΔVth), and off-state breakdown voltage (BVDS). GaN-on-Si devices exhibited superior electron mobility retention at elevated temperatures, whereas SiC MOS-HEMTs demonstrated lower Dit values and enhanced threshold voltage stability under repetitive gate stress cycling.
